T1 - Design and implementation of a 2.4 GHz one-stage amplifier using multi-emitter heterojunction bipolar transistors

N2 - A 2.4 GHz one-stage AlGaAs/GaAs HBT monolithic amplifier has been designed and fabricated. An HBT with four 2×20 μm2 fingers, exhibiting the FT and Fmax of 28 GHz and 17 GHz, respectively, was employed for this amplifier. At 2.4 GHz, this amplifier exhibits a gain of 7.1 dB. The VSWRs between 1.6 and 2.8 GHz for both input and output are less than 2, indicating that very good matching was obtained. Detailed characterization on this amplifier was carried out to investigate the discrepancy between the measured and the simulated results.
