Abstract
The use of high-speed SiGe-based heterojunction phototransistors (HPT) in high-speed digital fiber communication was analyzed. Investigations show that under proper optical power excitation, about 2 GHz of electrical bandwidth was observed. It was found that the incoming modulated sinusoidal optical signals were distorted by the speed variations of HPT. The results show that the speed performance of digital fiber communication could be enhanced with less reduction in optical gain using substrate terminal of HPT.
