Abstract

940nm VCSEL arrays (7×7) using Zn-diffusion/Oxide-relief apertures have been demonstrated. It exhibits high CW power (270 mW), narrow divergence angle (FWHM: 6°). Furthermore, nearly flat 3-dB E-O bandwidth (10 GHz) can also be achieved.
