Bias dependent nonlinear responses of LTG-GaAs based p-i-n/n-i-n traveling-wave photodetectors under long wavelength excitation

Abstract

The single carrier type photocurrent behaviors were observed in the LTG-gallium arsenide based traveling-wave photodetectors (TWPD) under high bias and long wavelength excitation. The nonlinear responses in transit state (impulse response) and steady state (D.C. photocurrent) were also observed. The corresponding transient responses were measured with a 50 GHz sampling scope under 100 femtoseconds 1240 nm pulse excitation. This nonlinear behavior could be used for photomixing in microwave photonic communication systems.
