A High-linearity Avalanche Photodiodes for Self-heterodyne FMCW Lidar applications

Abstract

We demonstrate high linearity In0.52Al0.48As based APDs with large active area exhibiting high output photocurrent (12.7mA) and large gain-bandwidth product (450 GHz) for its application in self-heterodyne FWCW lidar systems. High-quality 3-dimensional image is constructed.
